140 GHz Broadband Frequency Doubler Based on GaAs Monolithic

Based on GaAs monolithic technology, a broadband frequency doubler operating at 140 GHz has been designed. The device is based on a balanced structure, which effectively suppresses odd harmonics and improves the frequency doubling efficiency. Simulation results show that at an input power of 230 mW, the frequency doubling efficiency is greater than 30% over a relative bandwidth of 20.6% from 130 GHz to 160 GHz, and greater than 40% from 134 GHz to 158 GHz, with an output power greater than 90 mW.
