Matching points of nanolaser based on quantum dot semiconductor laser for positive and negative optoelectronic feedback strength

摘要

This study presents a theoretical analysis of time delay nanolaser of quantum dot semiconductor laser with positive and negative optoelectronic feedback strength. The time delay was varied from 100 to 500 ps, interval time of 50 ps, at optoelectronic feedback strengths that equal to \(\zeta = ( \mp 0.1, \mp .2, \mp .3, \mp 0.4, \mp 0.5)\) ζ = ( 0.1 , . 2 , . 3 , 0.4 , 0.5 ) , respectively. The results showed that the photon density for all values of positive and negative optoelectronic feedback strength changed as the value of the time delay increased or decreased accordingly. The analysis revealed a large region of matching until 2.549 ns at τ = 500 ps and J = 1.1 Jth, as well as small regions of matching at 1.68 ns for τ = 150 ps and J = 1.1 Jth.
