External cavity quantum cascade laser with bias assisted tuning
摘要
A longwave infrared quantum cascade laser with a peak wavelength of 10.5 μm is reported. The active region features a multi-miniband transition design for broad tuning operation. In pulsed mode and continuous wave mode, the maximum power of the Fabry-Pérot laser is 1.4 W and 0.32 W at room temperature, respectively. In the Littrow external cavity configuration, the wavelength of laser can be tuned in the ranges of λ ~ 8.59–9.67 μm and 10.20–10.68 μm at one fixed voltage of 12.6 V and 10.4 V, respectively, in pusled mode.
