摘要

Numerical and analytical results of a study of the single-particle entropy of a quasi-two-dimensional electron gas with allowance for the nonparabolicity of the dispersion are presented. The dependence of the single-particle entropy on the chemical potential of the gas at and far from the resonance points is analysed. It is shown that at low temperatures, the nonparabolicity of the band gives a small correction to the single-particle entropy. Both at and far from the resonance point, this correction is proportional to the product of the nonparabolicity coefficient and temperature \(\alpha\) α T. The influence of the broadening of the size quantization levels on the single-particle entropy is estimated numerically. The results obtained are presented for different temperatures of the degree of nonparabolicity of the conduction band and the magnitude of broadening.
