Development of a physics-based 2DEG analytical and simulation model of AlGaN/GaN HEMT biosensor for biomolecule detection—an algorithmic approach

Precise and feasible detection of various cancers and viruses is a challenging task nowadays; enhancement of various parameters like sensitivity, limit of detection (LOD), stability etc., using physics-based models emerging for further enhancement of these quantities is recommended development of analytical models. In this research, we propose an Analytical AlGaN/GaN HEMT model for biosensing applications. An algorithmic approach is used to develop these models; to develop an analytical model, we use airy functions to solve Schrodinger’s wave equation for triangular potential well. The analytical simulation model is formulated using MATLAB, and the physics-based simulation model is developed using the SILVACO ATLAS TCAD environment. Conduction current density (Two-dimensional electron gas (2DEG) density) is calculated using these two models (analytical and physics-based), and the results were comparable. We propose that, this model can be used to detect various species in the biomolecules to enhance the various performance metrics of the biosensor.
